Qorvo QPA2513 S-Band 125W GaN (Gallium Nitride) Power Amplifier operates at a pulsed RF continuous wave of 3.1GHz to 3.5GHz and delivers 51dBm of saturated output power with 30dB of large-signal gain and 62% of power-added efficiency. This device has a 50V drain voltage, a 36mA driver quiescent current, and a 192mA output stage quiescent current. The QPA2513 is matched to 50Ω with integrated bias circuits and a DC blocking capacitor at the input port. The QPA2310 is offered in a 25.0mm x 12.5mm x 3.488mm SMD package that provides good thermal properties suitable for use in both commercial and military radar systems.
